Figure from the GATE 2018 EC paper. It is part of the question.
Figure description

Two enhancement nMOS transistors stacked in series between a 3.3 V supply and ground. Upper transistor M2: drain connected to the 3.3 V rail, source connected to the output node labelled V_x (open-circle terminal to the right), gate connected to an input node held at 2.0 V (open-circle terminal on the left labelled 2.0 V). Lower transistor M1: drain connected to node V_x, source connected to ground, gate also connected to the same 2.0 V node (a vertical wire from the 2.0 V node runs down to M1's gate, so both gates are tied to 2.0 V). Source terminals carry the nMOS arrow; no separate body terminal is drawn (body effect not considered).

Answer and solution

ANSWER

(M2 saturated, M1 in triode).

Official answer: 0.41 to 0.435Source: Official answer key, GATE 2018 EC (IIT Guwahati)

  1. Both gates are tied to the node, so and . M2 and M1 are in series, so they carry the same drain current: . Let ; then . Body effect is ignored, since the given current model has no body term.

  2. Region of M2: and . The saturation condition reduces to , which is always true. So whenever M2 conducts, it is in saturation.

  3. Region of M1: and . The question requires , i.e. , so . That gives , so M1 is in the triode (linear) region.

  4. Set the two currents equal using the given models:

  5. Cancel and simplify: .

  6. Solve the quadratic:

  7. Reject : it gives , so M2 would be off, and contradicts the triode assumption for M1. Keep . Check: (M1 triode, consistent) and (M2 on and saturated, consistent).

  8. Therefore .

KEY IDEA

Series transistors carry the same current. M2 has its drain on the 3.3 V rail, so and it is always saturated when on. M1 has , and the requirement forces , so M1 is in triode. Setting the saturation current equal to the triode current gives a quadratic in . Keep only the root that satisfies both region assumptions.

WATCH OUT FOR

Assuming both transistors are saturated. Equating with gives , which breaks M1's saturation condition (). Two other mistakes: keeping the root , which switches M2 off, and forgetting the factor 2 in .
