GATE 2022 EC Q.56: solution and answer

GATE 2022 · ECQ.56 · 2 marks · NAT

A -type semiconductor with zero electric field is under illumination (low level injection) in steady state condition. Excess minority carrier density is zero at , where cm is the diffusion length of electrons. Assume electronic charge, C. The profiles of photo-generation rate of carriers and the recombination rate of excess minority carriers () are shown. Under these conditions, the magnitude of the current density due to the photo-generated electrons at is ________ mA/cm (rounded off to two decimal places).

GATE 2022 EC question 56: A bar labelled 'Semiconductor' spans x = -2l_n to +2l_n.Tap to open full size
Figure from the GATE 2022 EC paper. It is part of the question.
Figure description

A bar labelled 'Semiconductor' spans x = -2l_n to +2l_n. Below it are two plots against x, each with ticks at -2l_n, -l_n, 0, l_n, 2l_n. (1) Photo generation rate (cm^-3/s): a rectangular pulse of height 10^20 for -l_n < x < l_n and 0 for l_n < |x| < 2l_n. (2) Excess minority carrier recombination rate (cm^-3/s), labelled R = 10^20 exp(-|x|/l_n): the curve peaks at 10^20 at x = 0 and decays symmetrically only as far as x = ±l_n. There it steps down vertically, from 10^20 e^-1, to 0, and it stays 0 for l_n < |x| < 2l_n.

Answer and solution

ANSWER

The current density due to photo-generated electrons at has magnitude .

Official answer: 0.57 to 0.61Source: Official answer key, GATE 2022 EC (IIT Kharagpur)

  1. Read the two profiles from the figure. The generation rate is for and for . The recombination rate is for and for . It drops to zero as a step at and does not decay all the way to .

  2. Write the steady-state continuity equation for electrons, with zero field and as a magnitude:

  3. Use symmetry. and are even in , and the boundary conditions are symmetric too, so the excess electron profile is even. The diffusion current is then odd in , which gives .

  4. Integrate from to :

  5. Total recombination per unit area on the right half. is nonzero only on :

  6. Total generation per unit area on the right half:

  7. Take the difference: Physically, the electrons generated in but not recombined there, per unit area per second, must leave through . Between and we have , so the current is constant in that region.

  8. So , with and :

  9. Compute: , and . Then .

  10. Convert: .

KEY IDEA

In steady state with no field, the continuity equation says . Because the profiles are symmetric, . So the current leaving through is times the carriers generated but not recombined between and , per unit area per second. You get it by integrating ; you never need to solve the diffusion equation for .

WATCH OUT FOR

The usual error is assuming continues to . The figure shows stepping down to zero at . Integrating out to gives in place of and the wrong answer . A second trap is using C with its sign and reporting a negative value: the question asks for the magnitude.
